However, the deep levels introduced by Au or Pt in the gap will partially compensate the material causing an increase in resistivity particularly in the lightly doped n~ region. This compensation produces an increase in the on-resistance Ron of the device, which is the total resistance between source and drain in the on state. As the power dissipation in the on state is given by P = I^Ron, the increase in Ron causes a reduction in the current carrying capability of the device. We have measured the trade-off curve between QTT and Ron for the different prediffusion sources in order to determine the conditions which produce the lowest increase in Ron for a given value of QTr.
The use of 2 MV F e + ions has enabled the synthesis of deep buried layers of FeSi 2 to be studied and the formation of /3-FeSi0 2 to be realised.
